چکیده

Quantum effects determine transport in emerging nanoelectronic devices. At the same time, scattering is still important and may control current at room temperature. A Wigner function based approach, which accounts for the interplay between coherent quantum effects and dissipative scattering effects, is presented. The Wigner equation is solved by means of an advanced Monte Carlo technique. Influence of scattering, tunneling, and space charge effects on the electrical characteristics of singleand double-barrier nanoscale devices at room temperature is investigated.

Scattering and Space-Charge Effects in Wigner Monte Carlo Simulations of Single and Double Barrier Devices

Transport in single and double barrier devices is studied using a Monte Carlo solver for the Wigner transport equation. This approach allows the effects of tunneling and scattering to be included. Several numerical methods have been improved to render the Wigner Monte Carlo technique more robust, including a newly developed particle annihilation algorithm. A self-consistent iteration scheme wit...

A Particle Model for Wigner Transport through Tunneling Structures

– The Wigner equation taking into account both the non-local potential operator and a scattering operator represents a suitable physical model for carrier transport in nano structures. In this paper a new Monte Carlo method is proposed for the solution of the stationary Wigner equation. Scattering can be included at the level of the semi-classical Boltzmann scattering operator, whereas coherent...

Nanoelectronic Device Simulation Based on the Wigner Function Formalism

Coherent transport in mesoscopic devices is well described by the Schrödinger equation supplemented by open boundary conditions. When electronic devices are operated at room temperature, however, a realistic transport model needs to include carrier scattering. In this work the kinetic equation for the Wigner function is employed as a model for dissipative quantum transport. Carrier scattering i...

Wigner Function-Based Simulation of Quantum Transport in Scaled DG-MOSFETs Using a Monte Carlo Method

Source-to-drain tunneling in deca-nanometer double-gate MOSFETs is studied using a Monte Carlo solver for the Wigner transport equation. This approach allows the effect of scattering to be included. The subband structure is calculated by means of post-processing results from the device simulator Minimos-NT, and the contribution of the lowest subband is determined by the quantum transport simula...

A benchmark study of the Wigner Monte Carlo method

The Wigner equation is a promising full quantum model for the simulation of nanodevices. It is also a challenging numerical problem. Two basic Monte Carlo approaches to this model exist exploiting, in the time-dependent case, the so-called particle a nity and, in the stationary case, integer particle signs. In this paper we extend the second approach for time-dependent simulations and present a...
